The HMC507LP5 & HMC507LP5E are GaAs InGaP Heterojunction Bipolar Transistor (HBT) MMIC VCOs.

The HMC507LP5 & HMC507LP5E integrate resonators, negative resistance devices, varactor diodes and feature a half frequency output.
